In the quest to raise the operating temperature and improve the detectivity of type II superlattice (T2SL) photodetectors, we introduce a design approach that we call the "N structure." N structure aims to improve absorption by manipulating electron and hole wavefunctions that are spatially separated in T2SLs, increasing the absorption while decreasing the dark current. In order to engineer the wavefunctions, we introduce a thin AlSb layer between InAs and GaSb layers in the growth direction which also acts as a unipolar electron barrier. Unlike the symmetrical insertion of AlSb into GaSb layers, N design aims to exploit the shifting of the electron and hole wavefunctions under reverse bias. With cutoff wavelength of 4.3 mu m at 77 K, temperature dependent dark current and detectivity measurements show that the dark current density is 3.6 x 10(-9) A/cm(2), under zero bias. Photodetector reaches background limited infrared photodetection (BLIP) condition at 125 K with the BLIP detectivity (D-BLIP*) of 2.6 x 10(10) Jones under 300 K background and -0.3 V bias voltage. Passivation of type II InAs/GaSb superlattice photodetectors with atomic layer deposited Al2O3

We have achieved significant improvement in the electrical performance of the InAs/GaSb midwave infrared photodetector (MWIR) by using atomic layer deposited (ALD) aluminium oxide (Al2O3) as a passivation layer. Plasma free and low operation temperature with uniform coating of ALD technique leads to a conformal and defect free coverage on the side walls. This conformal coverage of rough surfaces also satisfies dangling bonds more efficiently while eliminating metal oxides in a self cleaning process of the A...
The detailed analysis of wavefunction overlaps for InAs/AlSb/GaSb based N-structure type-II SL pin photodetectors
Hostut, M.; Tansel, T.; Kilic, A.; Akın, Tayfun; Ergun, Y. (2019-07-01)
We report on a detailed analysis of electron and hole wave functions with their overlap integrals for InAs/AlSb/GaSb based N-structure type-II superlattice (T2SL) pin detectors under applied reverse bias. Bandgap energies and superlattice minibands are performed by envelope function approximation using pseudopotential method for input parameters such as effective masses and envelope functions at Gamma point. The layer thickness of detector structure is designed to operate in the long wavelength infrared ran...
Shape Optimizations of Metallic Sheets for Improved Near-Zone Scattering, Reflection, and Focusing Characteristics
Altinoklu, Askin; Ergül, Özgür Salih (2017-10-12)
We consider full-wave analysis and optimizations of metallic sheets to obtain desired electromagnetic responses in the near-zone field intensity and power density distributions. Given a metallic sheet of finite size, deformations are applied to achieve diverse scattering and reflection characteristics, particularly focusing and collecting electromagnetic power at different locations. Optimizations are performed by employing genetic algorithms in a multigrid scheme on the discretized geometry, while each tri...
Thermodynamics and Kinetics of Association of Antibiotics with the Aminoglycoside Acetyltransferase (3)-IIIb, a Resistance-Causing Enzyme
Norris, Adrianne L.; Özen, Can; Serpersu, Engin H. (2010-05-18)
The thermodynamic and kinetic properties of interactions of antibiotics with the aminoglycoside acetyltransferase (3)-IIIb (AAC) are determined with several experimental methods. These data represent the first such characterization of an enzyme that modifies the 2-deoxystreptamine ring common to all aminoglycoside antibiotics. Antibiotic substrates For AAC include kanamycin A, kanamycin B, tobramycin, sisomicin, neomycin B, paromomycin, lividomycin A, and ribostamycin. Kinetic studies show that kanamycin gr...
A phase diagram for the ice VI-VII-VIII transitions
Yurtseven, Hasan Hamit (1998-04-01)
In this study we obtain the P-T phase diagram for the ice VI-VII-VIII phase transitions by means of the mean held model developed here. We have fitted the experimentally measured P-T data to our phase Line equations. Our calculated phase diagram describes adequately the observed behavior of the ice VI-VII-VIII phase transitions.
