Resistive random-access memories are promising for nonvolatile memory and brain-inspired computing applications. High variability and low yield of these devices are key drawbacks hindering reliable training of physical neural networks. In this paper, we show that doping an oxide electrolyte, Al2O3, with electronegative metals makes resistive switching significantly more reproducible, surpassing the reproducibility requirements for obtaining reliable hardware neuromorphic circuits. Based on density functional theory calculations, the underlying mechanism is hypothesized to be the ease of creating oxygen vacancies in the vicinity of electronegative dopants due to the capture of the associated electrons by dopant midgap states and the weakening of Al-O bonds. These oxygen vacancies and vacancy clusters also bind significantly to the dopant, thereby serving as preferential sites and building blocks in the formation of conducting paths. We validate this theory experimentally by implanting different dop ants over a range of electronegativities in devices made of multiple alternating layers of Al2O3 and WN and find superior repeatability and yield with highly electronegative metals, Au, Pt, and Pd. These devices also exhibit a gradual SET transition, enabling multibit switching that is desirable for analog computing.

Analysis and evaluation of HFO2 based resistive RAM devices for new generation non-volatile memories
Tekin, Serdar Burhan; Bek, Alpan; Kalem, Şeref; Department of Micro and Nanotechnology (2018)
The objective of this thesis is to investigate the most suitable embedded non-volatile memory (eNVM) cell for the 28 nm and below CMOS technology. HfO2 based resistive RAM (RRAM) memories are one of the most important candidates for new generation eNVMs due to their compatibility, reliability, low power consumption and high speed operation. In the scope of this thesis, several HfO2 based memory stacks were built and characterized by optical and electrical characterization methods. Raman and X-Ray diffractio...
FPM Based Partitioning and Assignment Algorithm for Data Parallel Applications on Heterogeneous Platforms
Alasmar, Mahmoud; Akar, Gözde; Bazlamaçcı, Cüneyt F.; Department of Electrical and Electronics Engineering (2022-7-01)
Advances in modern computing devices and applications created the challenge of efficient utilization of resources in satisfying the requirements of running applica- tions. The present work aims to find an efficient workload distribution algorithm for data parallel applications of type single program multiple data (SPMD) running on a heterogeneous computing platform. We first consider a discrete functional perfor- mance model (FPM) that integrates processing speed and capacity of processing ele- ments with t...
Memorialization as the Art of Memory: A Method to Analyse Memorials
Yılmaz, Ahenk (Middle East Technical University, Faculty of Architecture, 2010-6-15)
Memorialization as the reification of past experiences crystallizes the bi-directional relation between memory and architecture in its pure form. Memorials, because of this long-established relation, constitute an expense area of knowledge where the theories of diverse -such as social, psychological, cognitive, urban or architectural- studies intersect. Addressing that interdisciplinary area, this study proposes a new approach derived from classical memorising technique of the art of memory (ars memoriae) t...
Capacitive cmos readout circuits for high performance mems accelerometers
Kepenek, Reha; Külah, Haluk; Department of Electrical and Electronics Engineering (2008)
This thesis presents the development of high resolution, wide dynamic range sigma-delta type readout circuits for capacitive MEMS accelerometers. Designed readout circuit employs fully differential closed loop structure with digital output, achieving high oversampling ratio and high resolution. The simulations of the readout circuit together with the accelerometer sensor are performed using the models constructed in Cadence and Matlab Simulink environments. The simulations verified the stability and proper ...

Büyüktekin, Faruk; Çakır, Murat Perit; Temürcü, Ceyhan; Department of Cognitive Sciences (2018)
Multimodal user interfaces have become increasingly important. They are being used in various applications such as computer games, online education, simulations, and assistive technology. Such interfaces now can make use of inputs coming from different modalities such as speech and eye gaze. This multimodality enables situated dialogue between users and artificial agents, encouraging collaborative language use. Naturally, people need to refer to entities in the surrounding environment using demonstratives d...
