InSb epitaxial layers have been grown on GaAs substrates by low-pressure metalorganic chemical vapor deposition. A 3.15-mum-thick film yielded an x-ray full width at half maximum of 171 arcsec. A Hall mobility of 76 200 cm2/V s at 240 K and a full width at half maximum of 174 arcsec have been measured for a 4.85-mum-thick epilayer. Measured Hall data have shown anomalous behavior. A decrease in Hall mobility with decreasing temperature has been observed and room-temperature Hall mobility has increased with thickness. In order to explain the anomalous Hall data, and the thickness dependence of the measured parameters, the Hall coefficient and Hall mobility have been simulated using a three-layer model including a surface layer, a bulklike layer, and an interface layer with a high density of defects. Theoretical analysis has shown that anomalous behavior can be attributed to donorlike defects caused by the large lattice mismatch and to a surface layer which dominates the transport in the material at low temperatures.

DETAILED ANALYSIS OF CARRIER TRANSPORT IN INAS0.3SB0.7 LAYERS GROWN ON GAAS SUBSTRATES BY METALORGANIC CHEMICAL-VAPOR-DEPOSITION
Beşikci, Cengiz; Labeyrıe, G; Bıgan, E; Razeghı, M; Cohen, Jb; Carsello, J; Dravıd, Vp (1994-11-15)
InAs0.3Sb0.7 layers with mirrorlike morphology have been grown on GaAs substrates by low‐pressure metalorganic chemical vapor deposition. A room‐temperature electron Hall mobility of 2×104 cm2/V s has been obtained for a 2‐μm‐thick layer. Low‐temperature resistivity of the layers depended on TMIn flow rate and layer thickness. Hall mobility decreased monotonically with decreasing temperature below 300 K. A 77 K conductivity profile has shown an anomalous increase in the sample conductivity with decreasing t...
Wrinkling of graphene because of the thermal expansion mismatch between graphene and copper
Ogurtani, Omer Tarik; Senyildiz, Dogukan; Buke, Goknur Cambaz (Wiley, 2018-05-01)
Well-defined bundles of wrinkles are observed on the graphene-covered copper by using atomic force microscopy after chemical vapor deposition process. Their numerical analyses are performed by employing a set of formula deduced from classical elasticity theory of bent thin films with clamped boundary conditions. Here they are imposed by the banks of trenches associated with the reconstructed copper substrate surfaces, which suppress lateral movements of graphene monolayers and induce local biaxial stress. Effect of calcium carbonate addition on carbothermic formation of hexagonal boron nitride
ÇAMURLU, HASAN ERDEM; SEVİNÇ, NACİ; Topkaya, Yavuz Ali (Elsevier BV, 2008-01-01)
Effect of CaCO3 on formation of hexagonal boron nitride (h-BN) was investigated by holding CaCO3 free and CaCO3 added activated carbon-boric oxide mixtures under nitrogen atmosphere at 1500 degrees C for 30-120 min. Amount of CaCO3 addition was varied in the range of 0-50 wt.% of the initial mixture. Products were characterized by powder X-ray diffractometry, FT-IR analysis, quantitative chemical analysis, scanning electron microscopy and BET specific surface area analysis. It was observed that calcium carb...
Calculation of the thermodynamic and spectroscopic quantities in molecular crystals close to the phase transitons
Kavruk, Dilan; Yurtseven, Hasan Hamit; Department of Physics (2011)
We study in this thesis work the spectroscopic and thermodynamic quantities of some substances such as ammonium halides (NH4Cl, NH4I), ferroelectric crystals of tris-sarcosine calcium chloride (TSCC), tris-sarcosine calcium bromide (TSCB), organic compounds of carbon tetrachloride (CCl4) and s-triazine (C3N3H3) close to the phase transitions. Various physical and chemical properties of those materials have been measured near the critical points and have been reported in the literature. In this study, the sp...
ANOMALOUS DIFFUSION OF LIQUIDS IN GLASSY-POLYMERS
Yılmaz, Levent; GURKAN, T; GULCAT, U (1983-01-01)
Anomalous diffusion of liquid penetrants in glassy polymers is formulated as a moving boundry problem. The concept of volume average velocity is utilized in mathematical modelling. The model equation is solved using a method which is a combination of the method of lines and the method of invariant imbedding. The results are shown to be in agreement with the existing experimental observations.
