In this work, a p-n junction made of p-type TlGaSeS and n-type boron nitride (BN) is investigated and characterized. The bilayer was studied by means of capacitance-voltage characteristics, current-voltage characteristics and Bode signal and photovoltaic effect diagnostics. It was observed that the pTlGaSeS/n-BN bilayer exhibits negative capacitance values in the frequency range of 30-80 MHz. For an ac signal of 30 MHz, the built-in voltage and density of noncompensating carriers for the device are found to 1.06 eV and 1.72 x 10(12) cm(-3), respectively. The characteristic Bode curve analysis indicated that the bilayer behaves as a lowpass microwave filter that blocks all signals of frequencies larger than 1.28 GHz. The time constant for this device is 124 ps. In addition, the p-TlGaSeS/n-BN junction exhibited a well-pronounced photovoltaic effect. The device showed switching properties from low to high-current injection at a particular switching voltage. The switching voltage is sensitive to the light energy and intensity. It decreased systematically with increasing light intensity and energy. The device responsivity is similar to 7.64mAW(-1). The filtering and photovoltaic properties of the device suggest its use as an optoelectronic switch and as a microwave filter being suitable for multipurpose operations. Intensity dependent time-resolved photoluminescence studies of GaN/AlGaN multiple quantum wells of varying well width on laterally overgrown a-plane and planar c-plane GaN
Garrett, GA; Shen, H; Wraback, M; İmer, Muhsine Bilge; Haskell, B; Speck, JS; Keller, S; Nakamura, S; DenBaars, SP (Wiley, 2005-04-01)
GaN/AlGaN multiple quantum wells (MQWs) of varying well width grown on planar c-plane GaN and a-plane GaN templates fabricated by lateral epitaxial overgrowth (LEO) have been studied by subpicosecond photoluminescence (PL) downconversion and time-correlated single photon counting as a function of pump intensity. Although slower room temperature decays at higher carrier density are observed in both a-plane LEO and c-plane MQWs with 3 nm well width, this behavior is attributed to suppression of electric field...

A new pyrene based soluble polymer, namely poly(3,3-didecyl-6-(1-(3,3-didecyl-3,4-dihydro-2H-thieno[3,4-b][1,4] dioxepin-6-yl) pyren-6-yl)-3,4-dihydro-2H-thieno[3,4-b][1,4] dioxepine), P5, which is synthesized by both chemical and electrochemical methods, is highlighted. The polymer shows both electrochromic and fluorescent properties (the emission of yellow (545 nm) and yellowish green light (524 nm) in solid state and in THF solution, respectively). It is noteworthy that P5 has a specific optical band gap...
Ultra-thin Al2O3 capped with SiNx enabling implied open-circuit voltage reaching 720mV on industrial p-type Cz c-Si wafers for passivated emitter and rear solar cells
Koekbudak, Gamze; Kececi, Ahmet E.; Nasser, Hisham; Turan, Raşit (American Vacuum Society, 2021-01-01)
In this study, we report on the passivation quality of atomic layer deposition grown ultra-thin Al2O3 and Al2O3 capped with plasma-enhanced chemical vapor deposition deposited SiNx on Cz p-type wafers for the rear side of a passivated emitter and rear cell (PERC). Different activation recipes using N-2, forming gas (FG), and two-step annealing for different durations are investigated before SiNx deposition. The effect of different Al2O3 thicknesses and corresponding activation processes on the Al2O3/SiNx pa...

Tilt angle and the dielectric constant (susceptibility ) as functions of the field strength and temperature, respectively are calculated from the Landau phenomenological model and they are fitted to the observed data from the literature for the Sm A - Sm C* transition in the mixture of C7 + 10.O.4. Values of the critical exponents for the order parameters (tilt angle and polarization P) and tilt angle susceptibility of C7 and of the (dielectric constant) of the mixture C7 + 10.O.4 close to are extracted fro...

A novel electrically conducting polymer, poly(2-dodecyl-4,7-di(selenophen-2-yl)benzotriazole) (PSBT), containing selenophene as the strong donor and benzotriazole as the strong acceptor groups was synthesized by electrochemical polymerization. Homopolymerization and copolymerization (in the presence of 3,4-ethylenedioxythiophene (EDOT)) were achieved in acetonitrile/dichloromethane(95/5 v/v) with 0.1 M tetrabutylammonium hexafluorophosphate (TBAPF(6)). The electrochemical and optical properties of homopolym...
