Fabrication of Si (nc-Si), Ge (nc-Ge), and Si1-xGex (nc-Si1-xGex) nanocrystals embedded in SiO2 matrix is achieved by thermal annealing of magnetron-sputtered thin films. Effects of annealing conditions, namely duration and temperature, as well as Ge content on the photoluminescence properties are investigated. Origin and evolution of the photoluminescence signal in the weak quantum confinement regime are discussed. It is found that photoluminescence signals can be decomposed into four Gaussian peaks originating from Ge-related radiative defects located at the sub-oxide (GeOx), either inside the matrix or at the interface region (peak M), nc-Si1-xGex/SiO2 interface-related localized states (peak I), localized states in the amorphous Si1-xGex bandgap (peak A) and quantum confinement of excitons in small nanocrystals (peak Q). The role of small and large nanocrystals in the photoluminescence mechanism is investigated by varying the mean nanocrystal size from 3 nm to 23 nm (from strong to weak quantum confined regime). Our results demonstrate that the quantum confinement effect in Ge nanocrystals manifests though spectral blueshift due to increase in Ge content. We also propose that the decreasing photoluminescence signal intensity with an increase in Ge content may originate from Ge-related nonradiative P-b centers.

Investigation of Photoluminescence Mechanisms from SiO2/Si:SiO2/SiO2 Structures in Weak Quantum Confined Regime by Deconvolution of Photoluminescence Spectra
TUĞAY, EVRİN; Turan, Raşit (2016-04-01)
Si nanocrystals embedded in SiO2 matrix were prepared by co-sputtering method followed by a post annealing process in N-2 ambient. By fixing sputtering parameters, the effects of annealing time and annealing temperature on the optical properties of Si nanocrystals are investigated. Origin and evolution of the photoluminescence (PL) in weak quantum confinement regime are discussed in the light of X-ray diffraction, Fourier transform infrared, and temperature dependent photoluminescence measurements. For all ...
Characteristics of HfO2 and SiO2 on p-type silicon wafers using terahertz spectroscopy
Altan, Hakan; Pham, D.; Grebel, H.; Federici, J. F. (IOP Publishing, 2007-05-01)
The effect of high-kappa dielectric HfO2 films on 200 mm diameter p-type silicon substrates was investigated and compared with conventional dielectric material, SiO2. We employed all-optical characterization methods using terahertz (THz) time-domain spectroscopy and visible cw pump/THz probe spectroscopy. Measurements were performed on two sets of samples, each set containing both HfO2 and SiO2 coated wafers with varying thickness of oxide layer. One set had a protective coating of either photoresist or Si3...
Effects of annealing temperature on the structural and optical properties of ZnO hexagonal pyramids
BACAKSIZ, EMİN; YILMAZ, ŞERİFE; Parlak, Mehmet; Varilci, A.; Altunbas, M. (Elsevier BV, 2009-06-10)
ZnO thin films were deposited on quartz substrate at 550 degrees C by using spray pyrolysis method and subsequently annealed between 600-900 degrees C with a step of 100 degrees C. The characterizations of the structural and optical properties of the films have been carried out by means of X-ray diffraction, scanning electron microscopy (SEM) and optical transmittance measurements. XRD ans SEM images indicated that annealing temperature did not play a great role on the microstructure of ZnO films. ZnO thin ...
Effects of tail states on the conduction mechanisms in silicon carbide thin films with high carbon content
SEL, KIVANÇ; AKAOĞLU, BARIŞ; Atilgan, Ismail; Katircioglu, Bayram (Elsevier BV, 2011-03-01)
Hydrogenated amorphous silicon carbide (a-SiCx:H) films of different carbon content (x) were deposited by radio frequency plasma enhanced chemical vapor deposition (PECVD) system. Apart from the X-ray photoelectron spectroscopy (XPS) and UV-Visible transmission analyses, the resistivity measurements between 293 K and 450 K were emphasized to assess the eventual transport mechanisms. The film resistivities are unexpectedly found relatively low, especially for high carbon content. In the frame of exclusive ba...
Influence of gamma irradiation on the C-V characteristics of the Al/SiNx/Si MIS capacitors
Tugay, Evrin; YILMAZ, ERCAN; Turan, Raşit (2012-07-01)
The authors studied effects of gamma radiation on the electrical properties of the MOS capacitor made on SiNx thin films with thickness of 100 nm deposited on p-type (100) silicon wafer using plasma-enhanced chemical vapor deposition method. The authors investigated the chemical bonds and their densities inside the films using Fourier transform infrared (FTIR) spectroscopy. The as-deposited and annealed samples with Al/SiNx/Si structure as metal-insulator-semiconductor (MIS) capacitors were exposed to a 60-...
